Highhyphen;frequency constricted mesa lasers

摘要

InGaAsP cw constricted mesa lasers at 1.3 mgr;m are described which have a smallhyphen;signal 3hyphen;dB bandwidth of 20 GHz at minus;70thinsp;deg;C. Largehyphen;signal pseudorandom modulation at 8 Gb/s resulted in 100percnt; optical modulation. The lasers were gain switched at 12 GHz with 100percnt; optical modulation.
