摘要

Hybrid III-V/Si Integration is a promising approach towards realization of a single-chip FMCW LiDAR system for automotive applications. In this work, a hybrid III-V/Si distributed reflector laser structure with a DFB section, an external Si cavity, and a loop mirror-type back reflector is proposed for this purpose. Linewidth reduction by external optical feedback is estimated using an equivalent FP model. Single-mode operation with linewidth >300 kHz and< 0.1 continuous tuning range is expected at 5 mW output power with external cavity/active cavity lengths of 2.5/1.0 mm, respectively.
