Important performance parameters of macro-structure exponential-doping Ga0.37Al0.63As are measured and some optical properties of micro-structure Ga0.37Al0.63As is calculated by quantum mechanics CASTEP software package based on the first principle density function theory. The relationships of properties and characteristics between micro-structure and macro-structure is inferred and investigated. We infer the threshold energy of quantum efficiency is the function of energy of band gap by comparing their close values and approximately equals the energy of vacuum level. The inference that electron escape probability is not always increasing as energy increase after a certain large energy with the comparison of adsorption coefficient trend diagram and reflectivity trend diagram is conducted, which we think the optical parameters of both would affect n(v)(E). Quantum efficiency is also related to optical properties of microstructure as shown in equations. (C) 2017 Elsevier GmbH. All rights reserved.
