Ambipolar organic field-effect transistors (OFETs) have been a research focus due to their potential application in organic integrated circuits. Mixture ratio dependent performances of OFETs based on bulk heterojunction composed of copper phthalocyanine (CuPc) and C60 were investigated. The results show that ambipolar OFETs operation can be realized for C60 weight content falls in the range of 40 wt%similar to 50 wt%, corresponding to the mixture ratio from 3:2 to 1:1. For C60 weight content larger than 50 wt% (mixture ratio 1:1), n-channel operation is orders of magnitude stronger than the p-channel operation, while for C60 weight content smaller than 40 wt% (mixture ratio 3:2), n-channel operation is orders of magnitude weaker than the p-channel operation.
