Results from SRTF show promise for shallow junction ion implant anneal

摘要

Thermal physic and process results in this study suggest that furnace-oriented implant anneal makes junction depth control easier and provides a wider process window than state-of-the-art spike anneal. Longer annealing at slightly lower temperatures than the current spike anneal process is a practical strategy for shallow as well as deep junction formation.
