摘要

Nonlinear hot carrier transport features and related optical nonlinearities are investigated under nonuniform illumination and carrier heating in microwave (mw)-biased high-resistivity GaAs crystals. The dynamics of light-interference pattern-induced nonequilibrium carriers and evolution of internal electric field are studied in mw fields extending above a region of negative differential conductivity.
