摘要

Noise factor F, conversion loss L, and the upper dynamic-range limit (UDRL) (point IP3_(out)) of a subharmonic mixer based on a resonant tunnel diode (RTD) are calculated. The effect of the RTD parasitic series resistance and parallel capacitance on parameters F and L is shown. Some potentialities of the shot-noise suppression effect in the RTD are considered in application to the development of new microwave low-noise semiconductor devices.
