摘要

Insights are presented into the modeling of collision broadening within semiclassical Monte Carlo simulation of carrier transport. The effects of collision broadening through a sequence of scattering events are analyzed via both basic theory and first-principles simulation using Schrodinger Equation Monte Carlo (SEMC), a simulation method de- signed to bridge the gap from quantum to classical transport. Based on this analysis, an improved treatment of collision broadening for semiclassical Monte Carlo is suggested.
