Silicon capacitors with vapour deposited plates

摘要

The paper presents results of research testing of capacitors with a dielectric made of ion implanted silicon layer and with plates of vapour deposited Al or Au. Annealing at T_a=250 deg.C made it possible to obtain unit capacity of 3 nF/mm~2 at tgδ=0.05.
