Growth and luminescence of Zn_xMg_1-xS: Mn ternary compound crystal films

摘要

Solid solutons of crystalline Zn_xMg_1-xS thin fims have been developed in the wide compostion x between 0.13 and 1.0 for the use as short-wavelenth-light-emitting devices. The crystal structre, otical and luminesenct properties and device characteristics of Zn_xMg_1-xS thin films have been investigated by X0ray diffraction, optical absorption, transmission electon microscope, photoluminescence, and electroluminescence. It was revealed that a zincblende pahse Zn_xMg_1-xS crystal could be formed and the lattic constant wa determined and also the optical band gap energy was evaluated. Photo- and electro-luminescent properites of Zn_xMg_1-xS: Mn have been investigated for the application as an electroluminescent thin film. The bule shift of the Mn emission bnad wth the icnreaase of Mg compositon ahs been determined. Phtoluminescent intesntiy has been also enhanced with the incrase of Mg content. The origin of the blue shift of Mn emission in Zn_xMg_1-xS have been disucssed in the framework of crystal field in relation with the compositon dependence of the lattice paramter. The blue shift of Mn emission is ascirbed to the change of lattice parameter which incrase the bond legth between Mn~2+ ion and ligand S awtom with the increase of Mg content in Zn_xMg_1-xS. Present status of electroluminesencet capabiltiy has been also described.
