A 0.4-5.8GHz high linearity SiGe-MMIC quadrature modulator (Q-MOD) having a novel self mixer current control circuit is described. This control circuit, which consists of an output power detector and an envelope current feedback circuit, is applied to unit mixers, and it automatically controls the mixer current according to the output power level. As a result, high linearity can be obtained. In simulation, the proposed Q-MOD shows the P_(1dB) improvement of more than 2.6dB under the CW condition of the 0.4-5.8GHz frequency range compared with the conventional Q-MOD. In measurement, the Q-MOD achieves P_(1dB) improvement of more than 3.0dB under the same condition. It also improves the output power with EVM of 3.0% for both modulation conditions of UHF wireless systems (16QAM/OFDM, 0.4GHz) and IEEE 802.11a W-LAN (64QAM-OFDM, 5.2GHz).%ミクサの動作電流をその出力電力に応じて自動的に変化させる自己ミクサ電流制御回路を提案し,0.4-5.8GHz帯コグニティブ無線端末用SiGe-MMIC直交変調器を構成する単位ミクサに適用した.提案の回路は,出力電力検波回路と,検波回路で発生する電流を単位ミクサのバイアス回路に帰還させる電流帰還回路から構成されている.検波電流が増加する高出力電力時に,単位ミクサの動作電流が増加するため線形性を改善することができる.シミュレーションの結果,提案の直交変調器は従来形と比べ0.4-5.8GHzの全周波数において2.6dB以上のP_(1dB)改善を得た.試作の結果,同条件にて3.0dB以上のP_(1dB)改善を実現した.さらにUHF帯システムを想定した16QAM/OFDM-0.4GHz,及びIEEE802.11a無線LANを想定した64QAM/OFDM-5.2GHz信号を用いて変調特性を評価した結果,EVM3.0%時の出力電力をそれぞれ2.7dB,2.1dB改善することができた.
