摘要

The solutions to the charge and current transport equations arenconsidered for the quantum-well laser diode. The electric field isncalculated as a function of position in the i-region with the totalninjected current J as a parameter and inclusion of both hole andnelectron components. The time constant corresponding to the resistancenand capacitance of the i-region is shown to agree with earliernpredictions by others for the low-frequency dependence of the lasernresponse. The frequency dependence of the electrical confinement factornmust also be considered in assessing the low-frequency response
