Einstieg in die BGA- und CSP-Technik

Comments are offered on the new assembly methods, BGA and CSP. These are described with advice applicable in both design and production stages. Comparisons are made with FPD (QFP) assemblies. Among the topics treated are factors relating to board layout and problems associated with ultra fine-pitch tracks and micro-vias. An overview of the actual status of these technologies, including their applicabilities is provided. In situations where BGA or CSP only involve a limited number of connection rows, it is possible to modify the design in terms of trackwidths, track spacings and vias, in much the same way as is the case with standard SMT assemblies. Practical suggestions for the design and production of printed circuit boards including BGA and CSP are made, and a step-by-step procedure for implementing a fabrication operation involving BGA and CSP on SBU/HDI boards is set out.%Die typischen, für das Design und die Produktionsprozesse relevanten Merkmale der neuen Bauelementbauformen BGA und CSP werden beschrieben und mit denen von FPD (QFP) verglichen. Diskutiert werden die Anforderungen an das Layout der Leiterplatte und die Problematik von Feinstleiterstrukturen und Mikrovias. Eine Übersicht über den aktuellen Stand der Leiterplattentechnik einschließlich der Verfügbarkeit wird gegeben. Wenn BGA bzw. CSP nur wenige Anschlußreihen aufweisen, ist eine Entflechtung mit Leiterbreiten, -abständen und Vias wie bei Standard-SMT-Baugruppen möglich. Praxisorientierte Hinweise für das Design und die Produktion von Leiterplatten mit BGA und CSP werden gegeben und ein schrittweises Konzept zur Implementierung von einer Baugruppentechnologie mit BGA und CSP auf SBU/HDI -Leiterplatten vorgestellt.
