We report on triggered single photon emission from low mode volume electrically driven quantumndot-micropillar cavities at repetition rates of up to 220 MHz. Due to an optimized layout of thendoped planar microcavity and an advanced lateral current injection scheme, highly efficient singlenphoton sources are realized. While gu00012u0002nu00010u0002-values as low as 0.13u00010.05 and a Purcell factor of 4 arenobserved for a 2.0 u0002m diameter micropillar, single photon emission at a rate of u000135u00017u0002 MHz andnan overall efficiency of u000134u00017u0002% are demonstrated for a 3.0 u0002m device. © 2010 American
