本文基于气体放电理论和光激发电荷畴模型,用半导体流注模型解释了高功率GaAs存在的丝状电流现象,并讨论其形成的物理过程.同时指出,载流子浓度和流注发生区域中电场要满足流注发生所需阈值条件.基于此流注模型,分析了丝状电流的快速导通特性,并周理论计算丝状电流的速度,此理论结果与实验相符.%In this paper, the current filament of high gain GaAs photoconductive semiconductor switches (PCSSs) is explained by the semiconductor streamer model. Based on the gas discharge theory and the model of optically activated charge domain, the physical process for the current filament in GaAs PCSSs is discussed and it is pointed that both the carrier density and the regional electric field are satisfied with two critical conditions for the formation and development of streamers. In this model, the transient turn-on characteristic is analyzed and the current filament ultra-fast velocity is calculated. The calculated results are in agreement with the experiment.
