石墨烯是一种新型二维薄膜材料,因其优异的物理性能和应用价值被广泛关注.但是由于石墨烯较低的光吸收率使得其制备的光电探测器性能无法满足实际应用的要求,将石墨烯与CH3 NH3 PbIx Cl3-x钙钛矿复合,既可以弥补石墨烯光吸收率低的缺陷,同时又可以充分利用石墨烯电导率高的优点,采纳钙钛矿材料宽吸收波段的优点,制备出一种性能优化的光电探测器,获得的探测器光响应率达到0.66 A/W,比单层石墨烯光电探测器提高至3倍以上.%As a new two-dimensional material,graphene has attracted a lot of research interest due to its unique physical properties and potentialapplications.However,the low absorption coefficient of graphene limits its photodetection performance, which cannot meet the practical needs.The combination of graphene with CH3 NH3 PbIx Cl3-x perovskitecan not only enhance the absorption,but also make full use of the high conductivi-ty of graphene.Because of the wide absorption band and easy fabrication,perovskite materials were appliedas aphotodetector.The combination of graphene and perovskite detectorshows a high photo-responsibility of 0.66 A/W,which is more than 3 times higher than that of single layer graphenephotodetectors.
