基于UMC 65 nm CMOS工艺,设计一种应用于物联网系统射频前端的新型C类超低功耗压控振荡器(Voltage Controlled Oscillator,VCO),VCO起振后通过动态偏置环路将其锁定在C类状态.动态偏置环路包含幅度检测器、锁存器、反相器和偏置控制器等模块,动态偏置环路自动改变偏置电压并关闭动态偏置环路,将VCO从初始的AB类锁定在C类稳定工作.通过后仿真验证,在0.6 V电压供电下,功耗低至0.5 mW;中心频率为2.4 GHz时,在频偏100 kHz和1 mHz处的相位噪声分别为-96.1 dBc/Hz和-115 dBc/Hz;VCO输出频率的调谐范围为2.33~2.49 GHz,且线性度较高,FOM达到-186.%Based on UMC 65 nm technology,a new-typed Class-C voltage-controlled oscillator (VCO)is designed for the RF front end of Inter of Things (IOT) system.VCO is locked in the Class-C state by a dynamic bias control loop after startup.The dynamic bias control loop consists of a detector,a latch,several inventors and a bias control circuit.The dynamic bias control loop changes the bias voltage itself so that VCO reins in Class-C state from Class-AB,then close the dynamic bias control loop.The simulation results show that the power consumption is only 0.5 mW at a 0.6 V supply.At 2.4 GHz,the phase noise is-96.1 dBc/Hz at 100 KHz offset,-115 dBc/Hz at 1 MHz offset,the tuning range is from 2.33 GHz to 2.49 GHz and has a high linearity,to yield a Figure-of-Merit (FOM) of-186.
