MWNTs-SiO 2-Si结构中的双极电阻效应

         

摘要

Bipolar resistance effect (BRE) can be observed in the multi-walled carbon nanotubes (MWNTs)-SiO2-Si structure when it is illuminated by the laser. The MWNTs-SiO2-Si structure has the larger absorbance at the wavelength range of the green laser, where the highest sensitivity is 32 630Ω/mm. The three-dimensional surface views of the BRE were measured, and the resistance sensitivity of the sectional views on the horizontal and perpendicular directions was analyzed. Based on the distribution model of electrons in equilibrium state, the energy brands diagram of the MWNTs-SiO2-Si structure was proposed. Combining the experiment results with the theoretical model, the theory of effective electron density was used to interpret the mechanism of the BRE.%MWNTs(多壁碳纳米管)-SiO2-Si结构被激光照射后产生双极电阻效应(BRE)。MWNTs-SiO2-Si结构对绿光波长附近的激光有很强的吸收率,测得的最高灵敏度达到32630Ω/mm。通过实验测出了BRE的三维表面图,并对水平和垂直方向的截面图进行了电阻灵敏度分析。根据平衡状态下的电子分布模型提出了MWNTs-SiO 2-Si结构的能带图。结合实验结果和理论模型,用有效电子密度理论解释了双极电阻效应的机理。
