摘要

An equivalent circuit model of quantum-well laser based on the three-level rate equations is addressed in this paper. The thermal emission effect and parasitic effect are considered in the model, and an expression of optical gain factor is presented. It is shown that, based on simulation using PSPICE program, small-signal frequency response agrees well with experimental results. The characteristics of large-signal modulation is also studied and predicted.
