Neutron-induced multiple-bit upsets (MBU) in a 90nm CMOS SRAM are examined using Monte-Carlo simulations. While the single-bit upset (SBU) cross section is nearly independent of angle, the probability of MBU increases for neutrons incident at grazing angles.
