摘要

We have numerically integrated in space and time the effective - mass Schrodinger equation for an electron in both parabolic and inverse parabolic quantum well heterostructure. Considering an external electric field, we have studied the carriers tunneling escape from the GaAs wells. In this way, electron lifetime has been obtained at different well widths and applied electric fields.
